SiC Series 650 V MOSFET
Toshiba's MOSFETs with a 650 V rating are able to handle currents (ID) up to 100A and feature RDS(on) values as low as 15mΩ. These devices optimize the cell structures used in second-generation devices. As a result of this advancement, a key figure of merit (FoM) calculated as the product of drain-source on-resistance (RDS(on)) and gate-drain charge (Qg) to represent both static and dynamic losses has improved by about 80%. This significantly reduces losses and allows power solutions with higher power densities and lower running costs to be developed.

Smart Gate Driver Photocouplers
TLP5214A/TLP5214/TLP5212/TLP5222 are smart gate driver photocouplers with a VCE(sat) detecting function, miller clamping function, FAULT outputting function in addition to a general-purpose gate driver coupler to protect IGBT from overcurrent generated in the inverter applications. To accommodate multi-functionality, 16-pin SO16L package is used for these products.

Isolation Amplifiers
Toshiba TLP78x/TLP79x Optically Coupled Isolation Amplifiers feature input side Sigma-Delta (∑-Δ) analog-to-digital converter technology (ADC). The ADC converts analog input signals into high-speed digital data streams with galvanic isolation based on optical coupling technology. This enables these devices to achieve a high level of linearity. TLP78x and TLP79x provide a guaranteed Common Mode Transient Immunity of 20kV/µs (typical @VCM=1kV, Ta=25°C). The optical barrier guarantees an isolation voltage of 5000Vrms (minimum). These Toshiba amplifiers offer extremely stable operation, even in electrically noisy environments, making them ideal for motor control applications.
