High power density 600V half-bridge driver with two mode GaN HEMTs

MasterGaN platform is an advanced power system-in-package integrating a gate driver and two enhancement mode GaN transistors.

MasterGaN1, MasterGaN4 and MasterGaN5 contain symmetrical GaN FETs, mainly targeting resonant applications, while MasterGaN2 and MasterGaN3 embed asymmetrical GaN FETs, targeting Active Clamp Flyback applications.

Different MasterGaN versions propose an integrated power GaNs from R_DS(ON) of 150 mΩ to R_DS(ON) of 450 mΩ.

600 V system-in-package integrating half-bridge gate driver and high-voltage power GaN transistors (in asymmetrical configuration for MASTERGAN2 and MASTERGAN3) :
- QFN 9 x 9 x 1 mm package.
- R_DS(ON) from 150 mΩ to 450 mΩ (depending on MASTERGAN selected).
- I_DS(MAX) from 4 A to 10 A.
